壓焊機的工作原理

金jin絲si上shang的de金jin原yuan子zi與yu電dian路lu芯xin片pian上shang引yin出chu端duan的de鋁lv原yuan子zi嚴yan密mi分fen離li,重zhong新xin排pai列lie其qi間jian的de晶jing格ge構gou成cheng結jie實shi的de金jin屬shu鍵jian。因yin而er熱re壓ya焊han接jie法fa也ye就jiu是shi熱re壓ya鍵jian合he過guo程cheng。熱re壓ya焊han接jie工gong藝yi按an內nei引yin線xian壓ya焊han後hou的de外wai形xing不bu同tong分fen為wei兩liang種zhong:球焊(丁頭焊)和針腳焊。兩種焊接都需求分別對焊接芯片的金屬框架、空心劈刀停止加熱(前者溫度為 350~400℃,後者為150~250℃),並在劈刀上加恰當的壓力。

熱壓焊接法有其局限性焊接溫渡過高,不適於對工作溫度較低的電路芯片停止焊接;壓力和溫度難以除去鋁絲外表和芯片上鋁焊區外表的氧化膜,此法不能用鋁絲作為引線停止焊接。超聲波壓焊是用鋁絲(普通含矽1%)作引線,工作溫度又低,不但普遍用於各種電路的內引線焊接,而更適於對溫度請求嚴厲的 MOS器件、微波器件和高頻器件的內引線焊接。超聲壓焊法的工藝條件請求嚴厲。
